Blue laser diode configuration diagram

A blue laser diode typically consists of a GaN-based multiple quantum well (MQW) active layer sandwiched between p-type and n-type cladding layers, with a ridge waveguide and dielectric coating for optical confinement.

Structural Overview

A blue laser diode is a GaN-based semiconductor device designed to emit coherent light in the blue spectrum (around 450 nm). Its structure can be described as follows: Substrate LayerUsually sapphire or GaN. Provides mechanical support and a lattice-matched base for epitaxial growth.

N-type Cladding Layer

Made of n-type GaN or GaInN. Has a lower refractive index than the active layer to confine light vertically. Injects electrons into the active region.

Active Layer (Multiple Quantum Wells, MQW)Composed of alternating GaInN/AlGaN layers. Thickness is typically a few nanometers per well. Responsible for stimulated emission and determines the emission wavelength.

Provides carrier confinement and reduces threshold current.

P-type Cladding Layer

Made of p-type GaInN or AlGaN. Has a lower refractive index than the active layer to confine light. Injects holes into the active region.

Electron Blocking Layer (EBL)Optional p-type AlGaN layer inserted between the active layer and p-cladding. Prevents electrons from leaking out of the active region, improving efficiency.

Ridge Waveguide Structure

A ridge etched on the top surface of the diode. Provides lateral optical confinement and defines the lasing mode. Dielectric Coating / Facet MirrorsCoatings on the diode edges form the resonant cavity.

Reflectivity is controlled to allow light emission from one facet. Metal ContactsP-type and n-type electrodes for electrical injection. Ensure uniform current flow through the active region.

Functional Summary

Electrical injection: Forward bias injects electrons and holes into the MQW active layer. Stimulated emission: Recombination of carriers in the MQW produces coherent blue light. Optical confinement: Vertical confinement by cladding layers and lateral confinement by ridge waveguide ensures efficient lasing.

Output coupling: Light exits through the cleaved or coated facets of the diode. This layered structure allows blue laser diodes to achieve high power, narrow linewidth, and efficient operation, suitable for applications like laser projectors, optical storage, and laser displays.
